  Abstract:
  A novel DRAM trench gain cell for high signal charge at a small cell area below 8F² has been developed. The gain concept allows to decrease significantly the trench depth without sacrifying the cell performance. Demonstrators with full functionality and increased signal charge were processed and experimentally tested. This cell type has the potential for a cell area reduction to 6F² and further down to 4F² and less.

  Abstract:
  Gate current through very thin gate oxides can endanger the proper functionality of CMOS circuits. For investigation of this effect, we have implemented an improved analytical model for the gate current into a circuit simulator and determined the impact of the gate current on the functionality of basic CMOS circuits. Taking into consideration the local fluctuations of the gate oxide thickness results in a revised lower limit of the nominal gate oxide thickness

  Abstract:
  Thematik: Gegenstand des Beitrags sind neue Schaltungsarchitekturen für integrierte Analog/Digital-Wandler (A/D-Wandler, ADC), die die informationstheoretische Redundanz des Eingangssignals für eine effiziente Arbeitsweise ausnutzen. Dazu werden Analog/Digital-Wandlung und Entropie-Codierung in einem Vorgang so kombiniert, dass eine integrierte Datenkompression sowie im Vergleich zu herkömmlichen Verfahren niedrigere Verlustleistung oder höhere Abtastrate erreicht wird. Dadurch können entsprechende anspruchsvolle Anforderungen, die an Analog/-Digital-Wandler insbesondere hinsichtlich der Betriebsdauer bei batteriebetriebenen Anwendungen gestellt werden, leichter erfüllt werden.

  Abstract:
  Thematik: Die Reduktion der Leistungsaufnahme tragbarer medizinischer Meßgeräte zur Aufnahme und Übertragung bioelektrischer Signale, wie z.B. des Elektrokardiogramms (EKG), ist ein wichtiger Schritt bei der Entwicklung telemedizinischer Anwendungen. Zu diesem Zweck wurde ein neues Schaltungskonzept entwickelt, das hier vorgestellt werden soll. Dabei wird ein Sigma-Delta A/D-Wandler um einen Prädiktor und einen D/A-Wandler ergänzt. Durch den Einsatz des Prädiktors kann ein typisches bioelektrisches Eingangssignal mit deutlich reduzierter Leistungsaufnahme verarbeitet werden. Das Verfahren eignet sich aber ebenso zur Verarbeitung zahlreicher anderer Signale. Die Darstellung reicht in diesem Beitrag von der Systemebene (Matlab/Simulink) bis zu einigen konkreten Realisierungsvorschlägen. Abschließend werden die Grenzen und Chancen des Konzeptes diskutiert, wobei u.a. Mismatch-Fehler bei einer Realisierung als integrierte Schaltung berücksichtigt werden.

  Observation and modeling of random telegraph signals in the gate and drain currents of tunneling metal-oxide-semiconductor field-effect transistors

  Abstract:
  Parallel measurements of random telegraph signals (RTS) in the gate and drain current of n-metal-oxide-semiconductor field effect transistors with 1.3 nm thin gate oxides are presented. RTS appear simultaneously in both currents. Contrarily to what could be expected the signals have opposite sign in gate and drain current. A model is proposed to explain this phenomenon by the Schottky effect. The relative amplitude of the signal fluctuation in the gate current is significantly higher than that in the drain current. Therefore, the gate current is a much more sensitive indicator for RTS than the drain current.

  Abstract:
  Measurements on n-channel MOS transistors with 2,7 nm thin oxides after softbreakdown are presented. Location and hardness of the breakdown can be extracted from simultaneous gate and drain current DC and random telegraph signal measurements. For breakdown locations close to the drain, the random telegraph signals of gate and drain currents are correlated whereas no correlation is found for breakdown locations close to the source.
