  Abstract:
  Es wird das Rauschen in aktiven RC-Filtern unter besonderer Berücksichtigung des Rauschens der aktiven Elemente untersucht. Zusätzlich wird die Verlustleistung in den aktiven und passiven Elementen berücksichtigt. Es resultiert eine Darstellung des Zusammenhanges zwischen Verlustleistung und Signal/Rausch -Verhältnis (SNR) in Abhängigkeit einiger zum Teil frei wählbarer Schaltungsparameter. Auf Grund dieser Darstellung können für eine vorgegebene Übertragungsfunktion verschiedene Schaltungstopologien auf symbolischer Ebene verglichen werden und diejenige mit der geringsten Leistungsaufnahme bei gefordertem SNR ausgewählt und soweit dimensioniert werden, daß bei möglichst geringer Leistungsaufnahme das SNR erreicht wird. Weiterhin kann vorab schon eine grobe Schätzung der Leistungsaufnahme gemacht werden, ohne die Schaltung schon im Detail zu bestimmen.

  The influence of vapor phase cleaning introduced fluorine on various MOS devices

  Abstract:
  The influence of Vapor Phase Precleanings leads to different adjustable fluorine content and is discussed for non-volatile memory devices, advanced MOS transistors and ultra thin gate dielectrics. On the one hand the Qbd values for in situ cleaned samples are lower than for wet cleaned samples. Performing cycle stress on EEPROMs the tunnel oxide (7.5nm) degrades as the faster as the more fluorine is built into the oxide. On the other hand MOS transistor characteristics shows show a significant improvement of on the negative bias temperature instability (NBTI) of PMOS threshold voltage. MOS transistors with ultra thin gate dielectrics (1.5nm) show the expected significant increase of the saturation current compared with 0.35mm technology (tox=7.5nm) and excellent tbd values when the in situ cleaning is used.

  The scaled-down MOSFETs of the 16 Gbit generation and beyond will require a gate dielectric thickness less than 2 nm. Reliability of ultra thin dielectrics were investigated in DC and AC stress at room and elevated temperatures.
